Since you can not find a substitute IGBT in DigiKey, you can search at Unikeyic. Unikeyic supports electronic component sourcing through MPN lookup, datasheet review, BOM requests, and RFQs. There are many IGBTs in their stock.

Your original part would be one of the following obsolete parts, each of which is marked the same. They differ by their package type.:
- SGL5N150UFTU IGBT 1500V 10A TO-264-3
- SGS5N150UFTU IGBT 1500V 10A TO-220F-3
- SGF5N150UFTU IGBT 1500V 10A TO-3PF
If you need a large quantity of the SGF5N150UFTU in the TO-3PF package, we do carry that via our Marketplace, but the MOQ is 360 pcs.
If you only need a few, for the TO-3PF, package we do not have an exact physical match. The closest physical match that we carry would be the TO-247 package. They are physically quite similar and one may be able to substitute one for the other.
However, the “F” in the TO-3PF calls out a fully isolated die in the package, meaning that even if you touched the metal back of the package to another metal surface, they would be electrically isolated from the internal die. We do not carry any TO-247 1500V+ IGBT’s with an isolated package, so if you were to try one of our TO-247 IGBT’s, you would have to externally isolate it from it’s heatsink, which could be challenging.
Regardless, if you are still interested in possibly finding a suitable IGBT in the TO-247 package, these might be worth considering
If your part were the TO-264-3 package, the IXBK64N250 might be worth a look, as it comes in the same package, though the specs aren’t identical, and it’s price is rather extreme.
We don’t have any IGBT’s in the TO-220 package which meet the 1500V spec, so there’s no option from us there.
