UF3C120080K4S instant death syndrome

I have some UF3C120080K4S SiC mosfets that I’m trying to use. It’s supposed to be a SiCfet HFSSTC, like the one by Steve Ward (all hail Steve Ward). The circuit is known to work robustly. I have copied someone else’s work with their help, but the mosfet always instantly dies on power on. This has happened twice, I’m not trying again because I don’t want to kill another one of these ($14 each!). I measured both, they both are 3 ohms drain to (both) source pins, and 180 ohms from gate to drain and source. I’m not sure how it’s dying, considering the crazy ratings of the fet, and the 1.5ke15ca tvs across the gate.

With all respect, the kind of circuit you are proposing is extremely dangerous and I would advise you consult with engineers experienced in building that circuit.

Hello, thanks for the response. With all due respect, I have plenty of experience in power electronics and High Voltage, and practice necessary safety precautions.

I’m not questioning your skill level.

It’s just an inherently dangerous type of circuit no matter who builds it, like fractal/Lichtenberg wood burning, which isn’t something we’d be able to assist with.
